An Efficient 400 GHz Active Multiplier-Based Signal Source for Terahertz Applications

Abstract:

This paper presents a 400 GHz signal source using a 0.8 µm transferred substrate (TS) InP-HBT technology. The signal source is based on an active balanced doubler and delivers -4.5 dBm peak output power at 374 GHz, with a DC consumption of only 7 mW, which corresponds to 5% conversion efficiency. It achieves more than 60 GHz bandwidth. The core chip area of the source covers only 0.7 × 0.5 mm2.
