300 GHz continuously tunable high power three section DBR laser diode at 1060 nm

Abstract:

In this paper we present a tunable three section DBR laser with a second order grating emitting at 1060 nm. The active layer extends over all sections of the device. The absorption losses in the passive waveguide sections are minimized to a low transparency current density of 62 A/cm2 and a very low threshold density of 99 A/cm2. A low threshold current of 30 mA and an output power at 200 mA up to 124 mW are achieved. A continuous tuning over more than 300 GHz is realized by heating narrow resistors above the passive sections.
