12.2 W output power from 1060 nm DBR tapered lasers with narrow spectral line width and nearly diffraction limited beam quality

Abstract:

In this contribution two-sectional Distributed Bragg Reflector (DBR) tapered lasers with a 6th order surface grating are presented. They emit with a maximal cw output power of 12.2 W at a wavelength of 1060 nm and a temperature of 25degC. The devices have a total cavity length of 6 mm. The ridge waveguide (RW) and the tapered sections with lengths of 2 mm and 4 mm, respectively, have electrically separated contacts which allow a direct modulation of the output power by a variation of the RW current only. The passive DBR mirrors with a length of 1 mm are located at the rear side of the lasers. Due to the resolution limit of the wafer stepper of 0.4 mum, a 6th order Bragg grating with a period of about 1 mum has been employed. A reflectivity of about 60% was obtained by a careful design of the length of the un-etched region within a grating period.
